Cleaning chemicals
The chemistries and ultra-pure water used to remove particles, residues, and contamination between steps — quiet but essential to yield.
In short
Cleaning chemicals (and ultra-pure water) remove particles, residues, and contamination from the wafer between process steps. Because a single stray particle can kill a device, cleaning runs constantly throughout the flow and is fundamental to yield.
Why it matters
Contamination is one of the biggest enemies of yield. Cleaning between steps removes particles and residues (for example post-etch or post-CMP residue) so they do not become defects — making cleaning chemistry a critical, if unglamorous, material.
Beginner intuition
Every step can leave behind particles or residue; if they are not removed, the next layer builds a defect right on top.
Fabs clean the wafer over and over with carefully chosen chemistries and ultra-pure water to keep surfaces pristine.
Material properties
- Cleaning action (chemical)
- Dissolves or lifts specific residues and particles without harming the wafer.
- Purity
- Ultra-pure water and clean chemistries — the cleaner must not itself add contamination.
A note on properties
Where it is used
- Repeatedly across the flow — before and after many steps (e.g. post-etch, post-CMP)
Manufacturing process connection
Cleaning supports every process step; it works with the tools and with the metrology / inspection that verify cleanliness. Clean surfaces are a precondition for the next step to work.
Equipment connection
Purity & contamination
Cleaning relies on ultra-pure water and high-purity chemistries; the cleaning material itself must be exceptionally clean.
Common issues
What can go wrong:
- Incomplete cleaning → particle or residue defects
- Over-aggressive cleaning → surface or material damage
- Recontamination from impure cleaners
Performance implications
Cleaning reinforces the core idea across the whole flow: even perfect tools and materials fail without the process conditions, control, and metrology that keep surfaces clean between steps.
